Blob in the 80s remake terrified me.
The Shriekers in Tremors 2. Graboids didn’t bother me, but I hated the shriekers

I guess they weren’t really villains but those birdmen in The Beastmaster were scary as shite.

I don't know if they're technically villains but the shadow monsters who would drag people away (presumably to Hell) in Ghost. The noises they make still freak me the frick out.

I enjoyed scary movies even when I was little.
But nightmare on elm Street was a little much. There is so much shite that a psychopath can do in one's dreams that I had trouble at night.

Whoever the killer was in early slasher type films like "Hush, Hush Sweet Charlotte" and "Homicidal", an almost forgotten movie with a freaky surprise ending involving a cross-dressing killer far scarier than Norman Bates ever came close to being.

Yeah I love how Patrick Swayze has the smug look on his face when he first tells Willy that he's dead but then even he's terrified when they first show up and are dragging him away. And then he actually tries to keep Carl from being impaled by that glass window because he knows what awaits him.
