Which is the best subgenre, in terms of overall quality, of Horror?

Everyone has their preferences when it comes to what subject matter is ideal for a scary movie, but not all subgenres are created equal.
Also, many of these subgenres intermix with one another, but you can typically determine which is the primary subgenre at work.
Which do you prefer?
Zombies (e.g. Dawn of the Dead)
Mutated Creatures (e.g. Tremors)
Aliens (e.g. Alien)
Large Animals (e.g. Jaws)
Demonic Possession (e.g. Exorcist)
Ghosts/Hauntings (e.g. Grudge)
Slasher (e.g. Halloween)
Realistic (e.g. The Strangers)
Found Footage (e.g. Blair Witch Project)
Psychological Thriller (e.g. Seven)
Robots/Mechanized Beings (e.g. Terminator/2001: A Space Odyssey)
Monsters (e.g. Dracula)

This is a hard question to answer, and the best attempt at it seems to be that it's the first film that started their respective subgenre.

Aliens is easily at the top of the list. The only thing that comes close are Realstic or Psychological types.
Aliens probably have the most amount of legit great movies - The Thing, Alien Series, They Live, etc.
ETA: On second thought, I'm not really sure Aliens fit.
I'd probably tier them out, Zombies and Slasher films come next. Maybe throw Ghosts in there too.
Despite Jaws, Large animals is probably dead last.

I haven't seen many psychological horror movies that really work.
I imagine it's difficult.
Then again, making actual scary movies is probably difficult.

That's extremely debatable. Most of those movies don't elicit the sort of audience-wide panic and adrenaline rush that the aforementioned subgenres can.

Just because something doesn't scare you doesn't mean it's not a Horror movie. It's intent is still to scare, which makes it a horror movie.
Also, some Horror movies are meant to not be scary, but overly gory and/or shocking. All of those examples I gave you are very gory, yet funny movies.

Realistic horror movies are probably the scariest, but horror movies with aliens and robots are at the top for me.

I don't really have a favorite genre. I like all different types of horror movies. For me it depends more on the execution. But mostly it comes down to three things.....
Was it scary?
Was it shocking?
Was it funny?
If it succeeds in at least one of those things, I say it's a successful horror movie in my eyes.

Out of what you listed, I don't see how you classify Seven, Terminator and 2001 as horror movies. But to somewhat answer your question, zombie, demon and found footage horror movies are the worst especially the found footage. The Blair Witch Project was barely passable as a decent movie, but these Paranormal Activity movies are so bad it's funny. Well, I actually only saw the first, but I don't think anyone is going to tell me they got better as they went.

I'm saying that in this particular discussion, satirical horror/comedy horror films are exempt from the list of subgenres.

I'm a sucker for found footage films of any genre (even loved Chronicle).
I pretty much despise all zombie movies because it's been done to death. (Rsident Evil movies are a guilty pleasure, though.)
I'm a fan of any form of understated horror. I don't like blood and gore (except I love Friday the 13th for nostalgia purposes.)
I love the PA movies. Can't help it.
