Gotta be the Wraith, IMO. Of course they have the Replicators from both SG1 & Atlantis, and of course, The Ori.
We could break it down further to individual System Lords: Apophis, Sokar(wish there were more to his mythology), Ba’al & of course Anubis.
I still love the Wraith though.

Most entertaining: Goa'uld
Most impressive to defeat- tossup between the Wraith (who viewed us as cattle) and the Ori- beings from a higher plane of existence.
Most terrifying- the Replicators... because they will almost certainly eventually win.

Yeah, the Goa'uld were the most entertaining for me too. They actually had somewhat different personalities and hated each other almost as much (if not more) as they hated the Tau'ri. I mean, they still had similar motivations and all, but they still came across as different characters.
The Wraiths (outside of Michael), Ori and Replicators (outside of the human form ones) on the other hand were basically "hive mind" like enemies, that really didn't have different personalities. One Wraith was really no different from another, and the same can be said for the Ori and Replicators (again, outside of the human form ones).

I hated the story arc with the "human" replicator. I mean, it made an interesting tale, but they shouldn't have humanized them. Mindless, thoughtless machines trying to destroy life without reason- much more frightening.

The wraith were scarier but I liked the Goa'uld.

I think this is a fair and accurate assessment. Todd & Michael were the only individual Wraiths they focused on. I wish they did a deeper dive into their backstory’s. But yes, the Goa’uld did a wonderful job by giving them personality’s. I wish Sokar had more of a backstory, he was especially interesting to me.

The books after the series really delve into the Wraith, including Todd's daughter, the Death Queen, and others.
